Wedescribemonocrystallinegraphiticfilms,whichareafewatomsthickbutarenonethelessstableunderambientconditions,metallic,andofremarkablyhighquality.Thefilmsarefoundtobeatwo-dimensionalsemimetalwithatinyoverlapbetweenvalenceandconductancebands,andtheyexhibitastrongambipolarelectricfieldeffectsuchthatelectronsandholesinconcentrationsupto10(13)persquarecentimeterandwithroom-temperaturemobilitiesofsimilarto10,000squarecentimeterspervolt-secondcanbeinducedbyapplyinggatevoltage.

Fullerenesingle-wallnanotubes(SWNTs)wereproducedinyieldsofmorethan70percentbycondensationofalaser-vaporizedcarbon-nickel-cobaltmixtureat1200degreesC.X-raydiffractionandelectronmicroscopyshowedthattheseSWNTsarenearlyuniformindiameterandthaitheyself-organizeinto''ropes,''whichconsistof100to500SWNTsinatwo-dimensionaltriangularlatticewithalatticeconstantof17angstroms.Thex-rayformfactorisconsistentwiththatofuniformlychargedcylinders13.8+/-0.2angstromsindiameter.Theropesweremetallic,withasingle-roperesistivityof<10(-4)ohm-centimetersat300kelvin.TheuniformityofSWNTdiameterisattributedtotheefficientannealingofaninitialfullerenetubeletkeptopenbyafewmetalatoms;theoptimumdiameterisdeterminedbycompetitionbetweenthestrainenergyofcurvatureofthegraphenesheetandthedangling-bondenergyoftheopenedge,wheregrowthoccurs.Thesefactorsstronglyfavorthemetallic(10,10)tubewithC-5vsymmetryandanopenedgestabilizedbytriplebonds.

Quantumelectrodynamics(resultingfromthemergerofquantummechanicsandrelativitytheory)hasprovidedaclearunderstandingofphenomenarangingfromparticlephysicstocosmologyandfromastrophysicstoquantumchemistry(1-3).Theideasunderlyingquantumelectrodynamicsalsoinfluencethetheoryofcondensedmatter(4,5),butquantumrelativisticeffectsareusuallyminuteintheknownexperimentalsystemsthatcanbedescribedaccuratelybythenon-relativisticSchrodingerequation.Herewereportanexperimentalstudyofacondensed-mattersystem(graphene,asingleatomiclayerofcarbon(6,7))inwhichelectrontransportisessentiallygovernedbyDirac's(relativistic)equation.Thechargecarriersingraphenemimicrelativisticparticleswithzerorestmassandhaveaneffective'speedoflight'c*approximateto10(6)ms(-1).Ourstudyrevealsavarietyofunusualphenomenathatarecharacteristicoftwo-dimensionalDiracfermions.Inparticularwehaveobservedthefollowing:

first,graphene'sconductivityneverfallsbelowaminimumvaluecorrespondingtothequantumunitofconductance,evenwhenconcentrationsofchargecarrierstendtozero;second,theintegerquantumHalleffectingrapheneisanomalousinthatitoccursathalf-integerfillingfactors;andthird,thecyclotronmassm(c)ofmasslesscarriersingrapheneisdescribedbyE=m(c)c(*)

(2).Thistwo-dimensionalsystemisnotonlyinterestinginitselfbutalsoallowsaccesstothesubtleandrichphysicsofquantumelectrodynamicsinabench-topexperiment.

Grapheneisarapidlyrisingstaronthehorizonofmaterialsscienceandcondensed-matterphysics.Thisstrictlytwo-dimensionalmaterialexhibitsexceptionallyhighcrystalandelectronicquality,and,despiteitsshorthistory,hasalreadyrevealedacornucopiaofnewphysicsandpotentialapplications,whicharebrieflydiscussedhere.Whereasonecanbecertainoftherealnessofapplicationsonlywhencommercialproductsappear,graphenenolongerrequiresanyfurtherproofofitsimportanceintermsoffundamentalphysics.Owingtoitsunusualelectronicspectrum,graphenehasledtotheemergenceofanewparadigmof'relativistic'condensed-matterphysics,wherequantumrelativisticphenomena,someofwhichareunobservableinhigh-energyphysics,cannowbemimickedandtestedintable-topexperiments.Moregenerally,graphenerepresentsaconceptuallynewclassofmaterialsthatareonlyoneatomthick,and,onthisbasis,offersnewinroadsintolow-dimensionalphysicsthathasneverceasedtosurpriseandcontinuestoprovideafertilegroundforapplications.

Whenelectronsareconfinedintwo-dimensionalmaterials,quantum-mechanicallyenhancedtransportphenomenasuchasthequantumHalleffectcanbeobserved.Graphene,consistingofanisolatedsingleatomiclayerofgraphite,isanidealrealizationofsuchatwo-dimensionalsystem.However,itsbehaviourisexpectedtodiffermarkedlyfromthewell-studiedcaseofquantumwellsinconventionalsemiconductorinterfaces.Thisdifferencearisesfromtheuniqueelectronicpropertiesofgraphene,whichexhibitselectron-holedegeneracyandvanishingcarriermassnearthepointofchargeneutrality(1,2).Indeed,adistinctivehalf-integerquantumHalleffecthasbeenpredicted(3-5)theoretically,ashastheexistenceofanon-zeroBerry'sphase(ageometricquantumphase)oftheelectronwavefunction-aconsequenceoftheexceptionaltopologyofthegraphenebandstructure(6,7).Recentadvancesinmicromechanicalextractionandfabricationtechniquesforgraphitestructures(8-12)nowpermitsuchexotictwo-dimensionalelectronsystemstobeprobedexperimentally.Herewereportanexperimentalinvestigationofmagneto-transportinahigh-mobilitysinglelayerofgraphene.Adjustingthechemicalpotentialwiththeuseoftheelectricfieldeffect,weobserveanunusualhalf-integerquantumHalleffectforbothelectronandholecarriersingraphene.TherelevanceofBerry'sphasetotheseexperimentsisconfirmedbymagneto-oscillations.Inadditiontotheirpurelyscientificinterest,theseunusualquantumtransportphenomenamayleadtonewapplicationsincarbon-basedelectronicandmagneto-electronicdevices.

Theelectronicstructureforgraphenemonolayertubulesispredictedasafunctionofthediameterandhelicityoftheconstituentgraphenetubules.Thecalculatedresultsshowthatapproximately1/3ofthesetubulesareaone-dimensionalmetalwhichisstableagainstaPeierlsdistortion,andtheother2/3areone-dimensionalsemiconductors.Theimplicationsoftheseresultsarediscussed.

Singlewallcarbonnanotubes(SWNTs)thatarefoundasclose-packedarraysincrystallineropeshavebeenstudiedbyusingRamanscatteringtechniqueswithlaserexcitationwavelengthsintherangefrom514.5to1320nanometers.NumerousRamanpeakswereobservedandidentifiedwithvibrationalmodesofarmchairsymmetry(n,n)SWNTs.TheRamanspectraareingoodagreementwithlatticedynamicscalculationsbasedonC-Cforceconstantsusedtofitthetwo-dimensional,experimentalphonondispersionofasinglegraphenesheet.Calculatedintensitiesfromanonresonant,bondpolarizabilitymodeloptimizedforsp

(2)carbonarealsoinqualitativeagreementwiththeRamandata,althougharesonantRamanscatteringprocessisalsotakingplace.Thisresonanceresultsfromtheone-dimensionalquantumconfinementoftheelectronsinthenanotube.
